An Introduction to Electronics Systems Packaging

This course is designed to introduce undergraduate and graduate students to the vital field of electronics systems packaging, which integrates multiple disciplines. The course will cover:

  • Objectives of the course
  • Definition of a system and the history of semiconductors
  • Products and levels of packaging
  • Packaging aspects of handheld products with case studies
  • Case studies and definitions related to printed wiring boards (PWB)
  • Manufacturing processes including wafer fabrication, packaging evolution, and chip connection choices
  • Electrical issues, design considerations in CAD, and thermal design
  • Embedded passives and their design library

Current trends in electronic systems packaging will also be addressed throughout the course.
